1200V IGBTs target automotive applications

PTC heaters such as inverters in vehicles are often operated with IGBTs. In vehicles with internal combustion engines, the heat dissipated by the engines is used to heat the vehicle interior. The spread of electric vehicles has also increased the demand for systems that use PTC heating with circulating hot water as a heat source. Inverters and switches for this type of application often use low frequency IGBTs. Especially in electric vehicles, the power consumption of the compressor and heater affects the range. An increase in efficiency is therefore desirable.

Another trend in this market is to improve the range by increasing the battery capacity. Especially in Europe, high-voltage batteries (800V) require power components with low losses and higher dielectric strength. This development strengthens the demand for 650V and 1,200V IGBTs.

In response, Rohm is adding four new 1,200V IGBTs and more AEC-Q101 compliant IGBTs to its product range. These IGBTs allow compact and highly efficient designs due to their low power losses. In automotive applications, 1,200V IGBTs with a short-circuit resistance of 10 µsec (Tj = 25°C) ensure high reliability.

The optimized structure of the components lowers the VCE(sat) to 1.70V. Compared to conventional products, this allows a reduction of line losses by approx. 10% to 15%. With electric compressors and PTC heaters, power loss is a more important feature than switching behaviour due to the low control frequency. Together with the four newly developed IGBTs, Rohm now offers a total of eleven variants, including 650V IGBTs. The RGS series includes both simple IGBT versions and IGBTs with integrated free-wheeling diodes.
