The paper describes the design of an amplifier for the 9.3 to 9.5GHz band, providing 11 dB small signal gain and more than +37 dBm output power at 3 dB gain compression with higher than 55% drain efficiency. The design is based on a discrete 0.25μm GaN plastic-packaged transistor from Qorvo, mounted on Rogers 4003 PCB. Fast drain switching circuitry facilitates pulsed operation with a turn-on time of 20 nsec. The paper is available here.
